    The design and performance of a monolithic GaAs RF amplifier IC with a bias circuit, for application in UHF TV/VTR tuners, are presented. This IC can reduce the area of an RF amplifier to less than half of the size of a conventional amplifier. It has a sufficiently wide range of variation in sheet resistance and threshold voltage to obtain a satisfactory yield. The noise figure of the TV tuner using the present IC is lower than that of the conventional tuner by more than 1.5 dB. Excellent crossmodulation characteristics are obtained at the same time.<<ETX>>

  • Ultra-High-Speed GaAs Monolithic Prescaler and Phase Frequency Comparator IC

    A high-speed, low-power prescaler and phase frequency comparator (PFC) IC for a phase-lock stable oscillator was designed and fabricated on a single chip using GaAs MESFET BFL circuitry. The gate width of the master-slave T-type flip-flops used in designing the 1/32 frequency divider prescaler was determined by circuit simulations. The fabricated 1/32 prescaler operated up to 8.0 GHz while the fabricated monolithic prescaler and PFC IC performed stable division, and phase and frequency comparison at input frequencies up to 4.8 GHz with a chip power dissipation of only 715 mW.

  • 3 V, 28 mW Si-bipolar front-end IC for 900 MHz homodyne wireless receivers

    A 900 MHz homodyne receiver front-end bipolar chip is presented. The circuit consists of a low-noise amplifier and two double-balanced mixers for in-phase and quadrature channels. The power supply voltage is 3 V and power dissipation is 28 mW. The measured performance includes 33.5 dB voltage gain, a 3.1 dB noise figure, -13 dBm input referred IP3, -95 dB LO leakage into the RF port on wafer probing, and less than 0.1 dB I/Q magnitude imbalance.<<ETX>>

  • A 900MHz UHF RFID Reader Transceiver IC

    A single-chip transceiver for worldwide multi-class UHF RFID readers integrates all RF and analog baseband blocks, a synthesizer, DeltaSigma DACs and ADCs, digital filters and modem functions. The output power is up to +20dBm. Sensitivities down to -85dBm can be achieved in the presence of a 0dBm self-jammer. Total power consumption is 1.5W.

  • A novel geometry for circular series connected multilevel inductors for CMOS RF integrated circuits

    The scope of this brief is to introduce a novel geometry for circular series connected multilevel inductors. The idea is to improve the overlapping of the different metal layers that form the integrated inductor to maximize the magnetic flux shared by them and so the inductance. The performance of this new geometry has been compared with the conventional one, using Agilent HFSS field solver. After that, two multilevel inductors using this new geometry have been fabricated in a standard 0.6 /spl mu/m three-metal CMOS process and measured.

  • GaAs low-high doped MESFET MMIC power amplifier for CDMA/AMPS dual-mode cellular telephone

    An MMIC power amplifier using low-high doped GaAs MESFETs (LH-MESFETs) has been developed for a CDMA/AMPS dual mode cellular telephone. It is fully integrated on one chip (2.5/spl times/2.9 mm/sup 2/) including all matching circuits. For CDMA operation at frequency of 836.5 MHz, an efficiency of 25%, adjacent channel leakage power of -29 dBc at 885 kHz, and -48 dBc at 1980 kHz were obtained with an output power of 27.25 dBm and V/sub d/d=4.7 V. In AMPS operation, 30.5 dBm output power was obtained with 27.5 dB gain and 47% efficiency. The experimental results show that the gate periphery of LH- MESFETs and size of MMIC are much smaller than in previously reported similar amplifiers using conventional MESFET technology. This MMIC power amplifier is suitable for dual mode cellular applications.
