2020 IEEE International Symposium on Circuits and Systems (ISCAS)

Threshold voltages and series resistances as low as 0.9 V and 30-40 /spl Omega/ have been measured. The spectral behavior shows excellent performance over the relevant current and temperature range.

    In this paper, we investigated the turn-on time delay (ton) of vertical cavity surface emitting laser as a function of active region diameter (D). The analysis is performed according to the influence of D on the threshold carrier density (Nth) and cavity volume. At small D, ton takes a very high value due to high value of Nth. The latter increases as D decreases due to increasing of diffraction loss which dominates at small D. While as D increases, the cavity volume increases which leads to deplete the carrier density inside the active region and therefore increase ton. We show that there is an optimum value of D that gives a minimum ton and threshold current.

  • A leakage-tolerant high fan-in dynamic circuit design style [logic circuits]

    A leakage-tolerant design technique for high fan-in dynamic logic circuits is presented. An NMOS transistor with gate and drain terminals tied together (diode) is added in series with the evaluation network of standard domino circuits. Due to the stacking effect, the leakage of the evaluation path significantly decreases, thereby improving the robustness of the circuit against deep-submicron subthreshold leakage and input noise. To improve the speed of the circuit, a current mirror is also employed in the evaluation network to increase the evaluation current. The proposed technique (diode- footed domino) exhibits considerable improvement in leakage and noise-immunity as compared to the standard domino circuits. Simulation results of wide fan-in gates designed using Berkeley predictive technology modes of 70 nm technology demonstrate at least 1.9/spl times/ noise-immunity improvement at the same delay compared to the standard domino circuits.

The translinear cell consists of NMOS or PMOS transistors that are treated in the sub-threshold conduction region. In this region the transistors exhibit an exponential dependency of the drain current versus the gate voltage and thus the translinear principle can be used for description of the functionality. Operation region of the cell is limited by the validity of the exponential dependency and also by the transistors leakage currents. Significant error is also induced by the auxiliary current mirrors which are biasing the cells. Channel length modulation effect causes error of the input signals and thus the output signal is affected by the multiplicative error. The paper presents basic idea of the multiplying cell, presents results of simulations in CADENCE and also presents results of measurements on real structure composed using discrete transistors.

  • Metal clad Pb/sub 1-x/Sn/sub x/ Se/Pb/sub 1-x-y/Eu/sub y/ Sn/sub x/Se distributed feedback lasers

    Distributed-feedback Pb/sub 1-x/Sn/sub x/Se double heterostructure stripe geometry diode lasers fabricated using molecular-beam epitaxy are discussed. These lasers operate in the CW mode up to 90 K and in the pulse mode up to 100 K. They are unique in their low tuning rate with injection current 4 cm/sup -1//A, and in that they withstand high CW injection currents without damage. These features are probably the result of the metal cladding layer located on top of the gratings.<>

  • Low threshold current operation of 1.3 µm Quantum Dots Laser with high mirror loss structure

    We have proposed a 1.3-mum QD stripe laser with a half-etching-mesa (HEM) structure. We could achieve the low threshold current operation of the QD laser at 7 mA with a high mirror loss of 16 cm-1.
